Abstract

Abstracts

Semiconducting Metal Oxide (SMO) gas sensors have attracted considerable attention to analyze gases in exhaled breath and monitor air quality. This paper reports a recent research trend for enhancing sensing properties of WO3 (tungsten oxide), a representative n-type gas sensing material. Firstly, the operating principle of WO3 based gas sensors is explained. Secondly, various nanostructures of WO3 from zero-dimensional to three-dimensional are reviewed. Thirdly, doping and decoration as effective strategies to enhance gas sensing properties are introduced. We summarize recent progress and provide an insight for enhancing gas sensing properties of WO3 based gas sensors.

1. 서론

전 세계적으로 코로나바이러스 (COVID-19)가 유행하여 수많은 사람들이 고통받고, 다양한 형태의 화학물 질에 의한 대기오염은 나날이 심각해지고 있다. 미세먼지 등으로 각종 호흡기 질환의 발병률이 증가하고 있으며, 이에 따라 인체 호기 분석을 통한 질병 진단 및 대기 오염 물질 측정에 대한 연구가 활발히 진행되고 있 다. 호기 분석을 통한 질병 진단은 저비용, 비침습적 진단으로 환자가 느낄 수 있는 경제적 부담과 거부감을 낮출 수 있을 뿐만 아니라, 즉각적인 모니터링이 가능하여 조기 진단에 유리하다는 장점이 있다. 호기 가스의 주성분은 질소, 산소, 습기, 이산화탄소이지만, 1970년대 Pauling이 GC-MS (Gas Chromatography-Mass Spectroscopy)를 이용하여 인체 호기에 약 250 여종의 휘발성 유기화합물 (Volatile Organic Compounds, VOC)이 포함되어 있음을 발표한 이후1) 인체 호기 분석을 통한 질병 진단법에 관한 연구개발이 활발하게 진행되어 현재는 특정 질병과 그에 연관된 호기 가스에 대한 정보가 충분히 존재한다. 대표적으로 산화질소, 아세톤, 암모니아가 각각 천식, 당뇨, 신장병 환자에게서 더 높은 농도로 배출된다고 알려져 있다.2) 대표적인 대기오염물질로는 일산화탄소, 질소산화물이 있다. 탄소 성분이 불완전 연소 시 발생하는 일산화탄소는 무색, 무취의 유독성 가스로서 인체 내 산소 운반기능을 감소시키므로, 두통, 현기증, 뇌 기능 저하 등을 일으킬 수 있고 심각할 경우 사망에 이를 수 있다. 질소산화물은 화학물질 제조공정, 화석연료를 사용하는 내연 기관 및 연소시설 등에서 발생하는데, 고농도의 이산화질소에 노출되면 폐렴, 폐출혈 등이 발병할 수 있다.

호기 가스 내 다양한 VOC는 많게는 수 ppm (part per million)에서 적게는 수 ppt (part per trillion) 존재하며3), 국내외 관련 기관의 대기환경 기준에 따르면 대부분의 대기 오염 물질은 ppm, ppb (part per billion) 단위의 농도를 넘지 않을 것을 권고한다. 그렇기 때문에 미량의 유해 가스를 정밀하게 측정하는 것이 중요한데, 이를 위한 기존의 분석 장비들은 가격이 비싸고 부피가 커서 일반인이 실생활에 접목 시키기에는 어려움이 있다. 이러한 한계를 극복하기 위하여, 금속 산화물 반도체 (Semiconducting Metal oxide, SMO) 기반 가스 센서에 대한 연구개발이 활발히 진행되고 있다. 금속 산화물 반도체 가스 센서는 가격이 상대적으로 저렴하고 간단한 구조로 초소형화에 용이하여 기존 분석기기의 한계점을 극복할 뿐만 아니라 높은 감도, 빠른 반응속도, 우수한 안정성 등의 장점이 있어 경제적이면 서도 성능이 우수한 호기 분석 및 대기오염 가스 센서로 활용 가능성이 높다. 다양한 종류의 금속 산화물 반도체가 감응물질로 이용되고 감응 특성을 향상시키기 위한 많은 전략들이 연구되고 있다.48)

본 고에서는 호기 분석 및 대기오염 가스 센서의 감응 물질로 활용할 수 있는 금속 산화물 반도체 WO3 (Tungsten Oxide)의 감응 특성을 향상시키기 위한 다양한 전략들, 그 중에서도 나노구조 (nanostructure), 도핑 (doping) 및 데코레이션 (decoration)에 대해 고찰하고 그 결과를 비교·분석하고자 한다.

2. 본론

금속 산화물 반도체 기반 가스 센서의 감응 원리를 WO3를 중심으로 설명하고, WO3의 이러한 감응 특성을 향상시키기 위한 다양한 전략 중 활발히 연구되고 있는 나노구조, 도핑 및 데코레이션에 대한 2014년부터의 최신 연구를 각각 Table 1, Table 2에 요약·정리하였다. 이를 바탕으로 각각의 방법과 결과에 대해 살펴보고자 한다.

2.1 WO3 가스 센서의 감응 원리

금속 산화물 반도체 기반 가스 센서는 특정 가스에 노출되었을 때 발생하는 저항 변화를 측정하여 특정 가스의 존재 유무와 그 농도를 판별한다. 산화물 반도체는 주요 전하 운반자 (Majority Charge Carrier)가 전자 (electron)인 경우 n형 (n-type), 정공 (hole)인 경우 p형 (p-type) 으로 분류된다. WO3는 대표적인 n형 금속 산화물로, 100 ~ 500 ℃의 고온에 노출되면 공기 중의 산소가 표면에 흡착되어 WO3의 표면으로부터 전자를 빼앗아 음전하를 띠게 된다. 이는 WO3 표면에 전자 공핍층 (electron depletion layer)을 형성한다. 이처럼 표면에는 전자 공핍층이 형성되고 내부는 반도체 코어 (semiconducting core) 인 전기적으로 코어-쉘 구조 (core-shell structure)가 형성된다.

이러한 WO3가 에탄올, 일산화탄소, 아세톤, 암모니아 등의 환원성 가스에 노출되면, 환원성 가스가 입자 표면의 흡착산소와 반응(결합)하여 산화되면서 전자가 다시 WO3 입자 내로 주입되어 전자 공핍층이 얇아지고 이로 인해 센서의 저항이 감소하게 된다.

반대로 질소산화물과 같은 산화성 가스에 노출되면, 산화성 가스가 입자 표면에 직접 흡착하여 환원되면서 전자를 더 빼앗아 전자 공핍층이 두꺼워지고 이로 인해 센서의 저항이 증가하게 된다. 이러한 전기저항의 변화는 일반적으로 가스의 농도에 비례하므로 가스의 존재 유무 및 농도를 판별할 수 있다.

이처럼 가스 감응을 위해서는 가스 감응 물질의 표면에서 공기의 산소 흡착, 표면흡착산소와 환원성 가스 간의 화학반응 그리고 감응 물질과 산화성 가스 간의 화학반응이 필수적이다. 그렇기 때문에 가스 센서의 감응 특성을 높이기 위해서는 감응 물질의 표면적을 극대화하는 것과 감응 가스와 감응 물질의 표면 간의 화학반응을 활성화 시키는 것이 매우 중요하다. 이를 위하여 감응 물질을 나노구조로 만들고 표면에서의 화학반응을 증대시키기 위한 도핑, 데코레이션 등의 연구들이 활발히 진행되고 있다.

2.2 나노구조 (Nanostructure)

Table 1에 2014년부터 지금까지 발표된 WO3 나노구조 기반 가스 센서 연구 결과를 차원 (dimension)과 구조 (structure)에 따라 구분하고, 특정 감응 가스와 농도 에 따른 감도 등의 감응 특성을 정리하였다.

0D (zero-dimensional) 나노구조로는 나노입자 (nanoparticle), 양자점 (quantum dot) 이 있다. Wang 등11)은 고온에서 센서 작동 시 나노 입자들의 입자 응집(particle agglomeration)에 의한 가스 확산 억제로 감응 감도가 떨어지는 문제를 해결하기 위하여 고상합성으로 분산된 WO3 다공성 (porous) 나노입자 합성을 하였다. 이는 합성 시 들어가는 Hexamethylenetetramine (HMT)의 양과 소성 공정을 복합적으로 조절하여 가능할 수 있었다. 다른 실험 조건을 동일하게 하면서 HMT의 양만을 바꿔 합성을 진행한 후 SEM (Scanning Electron Microscope) 이미지를 통해 HMT의 양에 따른 나노구조 변화를 명확하게 보여준다. HMT가 전혀 들어가지 않았을 때는 나노시트 (nanosheet)들에 소량의 나노입자들이 달라 붙어 꽃 모양을 이루다가 HMT가 합성 과정에 첨가됨에 따라 꽃 모양이 부숴져 나노시트와 나노입자로 분리되고, HMT 의 최적 양에서 나노입자들만이 분산된 형태를 이룬다. 이는 무기물 WO3가 HMT와 수소 결합 (hydrogen bonding), 공유 결합 (covalent bonding)을 이루게 되어 HMT가 precipitation agent, surface capping agent로 작용하기 때문인 것으로 분석된다. 또한 소결 온도를 다르게 하였을 때 나노입자의 응집 정도를 비교하여 최종적으로 응집은 일어나지 않고 결정성은 높은 WO3 나노입자를 얻게 된다. 이러한 두 가지 요인의 복합적인 작용으로 톨루엔 (toluene)에 대한 WO3의 감응 특성이 향상됨을 보고하였다.

Epifani 등13)은 단사정계 (monoclinic) WO3 양자점을 고상합성을 통하여 합성했다. 이는 평균 4nm 크기의 회전타원체 (spheroidal) 단결정을 이루었고, 감응 특성 측정 결과 산화성 가스인 NO2와 환원성 가스인 에탄올에 모두 우수한 감응 특성을 보였다. XRD (X-ray diffraction), HRTEM (High Resolution Transmission Electron Microscopy), XPS (X-ray photoelectron spectroscopy), UV-vis, FTIR (Fourier Transform Infrared spectroscopy), Raman spectroscopy를 이용하여 WO3 양자점을 분석한 결과, 중심은 단사정계 WO3이나 표면은 불안정한 상태의 W species로 뒤덮여있었다. 이러한 이유로 표면에 NO2와 산소의 흡착이 향상되었고, 에탄올 분해 역시 향상되었으며 이로 인해 NO2와 에탄올 두 가스 모두에 우수한 감응 특성을 보이는 것으로 분석된다.

1D (one-dimensional) 나노구조로는 나노로드 (nanorod), 나노섬유 (nanofiber), 나노와이어 (nanowire), 나노튜브 (nanotube) 가 있다. Morais 등18)은 전자방사 (electrospinning)로 합성한 WO3 나노섬유의 하소 공정에서 heating rate에 따른 나노섬유의 두께와 입자 크기 (grain size) 변화를 분석하여 감응 성능을 향상시키는 연구를 진행하였다. 동일한 조건으로 합성된 나노 섬유를 500 ℃에서 3시간 동일하게 하소하는데, 각각 분당 1, 5 그리고 10 ℃ 의 heating rate로 열처리 진행하였다. 이를 각각 NF500-1, NF500-5 그리고 NF500-10이라 명기하고 이들의 차이를 SEM 이미지를 통하여 명확히 보여준다 (Fig. 1). 이 때 heating rate가 증가하면 전자방사를 위하여 넣어준 중합체 (polymer)의 제거 (removal)가 더 빠르게 진행됨에 따라 나노섬유의 두께가 두꺼워지고, 열처리 시간이 짧아져 입자 크기는 작아지게 된다. 최종적으로 분당 10 ℃ 의 heating rate로 열처리 한 경우에 표면적이 가장 넓어져 감응 특성이 가장 좋은 것으로 분석된다.

2D (two-dimensional) 나노구조로는 박막 (thin film), 나노시트 (nanosheet), 나노플레이트 (nanoplate), nanolamella 가 있다. Wang 등27)은 반응 시 용매 중 하나인 물의 양을 조절함으로써 WO3의 나노구조를 통제할 수 있었다. 물과 EG (ethylene glycol)를 혼합하여 반응 용매로 사용할 경우 1D 나노로드 형태가 EG만을 반응 용매로 사용할 경우 2D 나노시트 형태가 합성되었다. 감응 특성 측정 결과 두 나노구조 형태 모두 NO2에 대해 우수한 감응 특성을 보였다. 물의 양에 따른 나노구조의 차이를 설명하기 위하여 합성 과정 중 가능한 화학반응식을 제시하는데, 물이 첨가될 경우 W source인 WCl6의 가수분해 (hydrolysis)가 발생하여 Cl-가 생성되는 것이 물이 첨가되지 않았을 경우의 화학반응식과 차이를 만들기 때문에 이것이 최종적으로 나노구조를 바꾸게 된다고 설명한다.

3D (three-dimensional) 나노구조로는 마이크로스피어 (microsphere)를 비롯하여, 0D, 1D, 2D 나노구조들이 입체적으로 뭉쳐서 다양한 형태를 형성한 구조들이 있다. Zhai 등38)은 120 ℃의 낮은 온도에서 고상합 성을 진행하여 단결정 나노시트들로 이루어진 속이 빈 (hollow) 3차원 구 형태의 WO3를 합성하였다. 고상합성 시간이 길어짐에 따라 구형의 겉 (outline)이 우선 형성되고 수 많은 나노시트들이 모여서 속이 꽉 찬 구 형태를 이루었다가 최종적으로 속이 빈 구 형태가 되는 것을 SEM 이미지를 통하여 실험적으로 보여준다 (Fig. 2). 이를 구의 외부와 내면의 표면(계면) 에너지 차이와 Ostwald ripening 등으로 설명한다. 최종적으로는 이렇게 만들어진 속이 빈 구 형태의 WO3가 높은 비표면적으로 인해 triethlamine (TEA)에 대한 우수한 감응 특성 결과를 보인다.

2.3 도핑 & 데코레이션 (Doping & Decoration)

Table 2에 2014년부터 지금까지 발표된 도핑 혹은 데코레이션 된 WO3 기반 가스 센서 연구 결과를 도핑 혹은 데코레이션 물질에 따라 구분하고, 특정 감응 가스와 농도에 따른 감도 등의 감응 특성을 정리하였다.

Co, Cu, Sb, Cr, Sn, Fe, Au, Ce 등 다양한 원소들이 WO3의 가스 감응 특성을 향상시키기 위한 도핑 원소로 연구되고 있다. Lim 등46)은 수열합성을 통하여 나노플레이트들이 뭉쳐서 꽃 모양을 이루는 형태의 Co 가 도핑된 WO3를 합성하였다. Co가 도핑되지 않은 순수한 WO3와 각각 0.6, 1.2, 1.8at% Co 도핑된 WO3를 합성한 후, 가스 감응 특성을 분석하였다. Co 도핑 농도에 따라 WO3의 나노플레이트 두께들이 달라지는 것을 SEM 이미지를 통하여 보여준다 (Fig. 3). Co 도핑에 의한 감응 특성의 향상을 단순히 나노구조 변화에 의한 비표면적 변화로 설명하는 것이 아닌, 감응 원리를기반으로 (Fig. 4) 도핑 농도에 따른 초기 저항 변화, 표면 결함, 도핑 원소의 촉매 역할, 계면에서의 schottky barrier 형성 등 여러 가지 직간접적인 이유들의 복합적인 결과로 설명한다는 점에서 의미를 가진다.

데코레이션은 금속 데코레이션의 형태로 이루어지며, Au, Pd, Ce, Pt, Ag 등의 원소들이 WO3의 가스 감응 특성을 향상시키기 위한 데코레이션 원소로 연구되고 있다. Zeb 등56)은 고상합성을 통하여 WO3 나노입자를 형성한 후, Au를 데코레이션하여 Au-decorated WO3 나노와이어 묶음 (nanowire bundle)을 합성하였다. (Fig. 5) Au-decorated WO3은 n-butanol에 대하여 우수한 감응 특성을 보였다. 이는 Au 나노입자와 WO3 나노와이어의 일함수 (work function)가 달라 electronic sensitization이 유발되기 때문이다. Au와 WO3의 계면에서 rectifying schottky junction이 형성되어 electrical transport를 증가시킨다.

3. 결론

금속 산화물 반도체 물질 중 WO3를 기반으로 한 가스 센서의 동작 원리와 감응 특성을 향상시키기 위한 최신 연구 동향을 분석했다. 대표적인 감응 특성 향상 전략으 로 나노구조, 도핑 및 데코레이션을 비교 분석하였다. 인체 호기 내 혹은 대기 중 극미량의 유해 가스를 정밀하게 측정하기 위하여 매우 낮은 농도에서도 특정 가스를 정확하게 감응할 수 있는 고성능 가스 센서가 필요한 상황이다. 이러한 고성능 가스 센서 개발을 위해 이에 영향을 미치는 다양한 인자들과 그것을 조절하는 전략들을 정리하는 것이 도움이 될 것으로 판단된다. 각 방법을 향후 계속 발전시키고 적절히 조합하여 활용한다면 고성능 가스 센서 개발의 원천 기술을 확보할 수 있을 것으로 기대되며, 이는 스마트 호기 센서, 대기 분석 센서 등 분야에서 파급 효과가 클 것으로 예상된다.
